柔性電子是指經(jīng)扭曲、折疊、拉伸等形狀變化后仍保持原有性能的電子系統(tǒng),可用作可穿戴設(shè)備、電子皮膚、柔性顯示屏等,具有重大應(yīng)用前景,被阿里巴巴達摩院列為2021十大科技趨勢之一。柔性電子發(fā)展的主要瓶頸在于材料,然而當(dāng)前的柔性材料或者由于“柔性”不足容易失效,或者電性能上不如“剛性”半導(dǎo)體。目前主要采用的柔性電子材料主要是有機材料、二維材料等。如何使傳統(tǒng)半導(dǎo)體如第三代半導(dǎo)體氮化鎵具備柔性同時保持高性能,是當(dāng)前國際前沿?zé)狳c問題。
針對以上難題,郝躍院士團隊張進成教授、寧靜副教授通過對二維材料基底上氮化鎵薄膜的范德華外延生長技術(shù)開展深入研究,提出磁控濺射氮化鋁/石墨烯復(fù)合基底以及氧等離子輔助圖形化等新型生長方法,產(chǎn)出了高質(zhì)量大面積的柔性氮化鎵半導(dǎo)體薄膜制備、高亮度柔性氮化鎵發(fā)光二極管以及柔性自變壓單片集成信息傳輸系統(tǒng)等系列創(chuàng)新成果。
